基于GaAs SDB单片集成的太赫兹宽带三倍频源

【摘要】 本文采用微电子集成工艺分别在3um、25um厚的GaAs基片上基于肖特基二极管实现了工作频率可覆盖170-750GHz的宽带三倍频器系列。三倍频器采用波导-悬置微带线结构,并通过四管芯串联构成了平衡式三倍频结构,可以抑制输入信号的偶次谐波,提高三倍频电路的性能。为了降低宽带电路实现难度,本文还去除了直流偏置。实测结果显示,三倍频器系列在170-260GHz、260-400GHz、330-500GHz、500-750GHz等四个标准矩形波导主模频率范围内,峰值输出功率分别大于5.5mW、3.8mW、1.5mW、0.15mW。

【Abstract】 In this paper,a series of broadband frequency triplers with with operating frequency covering 170-750GHz is realized by using microelectronic integrated technology and the Schottky diodes on 3um or 25um thick GaAs substrates.The tripler adopts waveguide-suspended microstrip line structure.In order to suppress the even harmonic of the input signal and improve the performance of the frequency tripling circuit,a balanced frequency tripling structure is formed by connecting four cores in series.The DC bias of the third harmonic generation is removed in order to reduce the difficulty of broadband circuit implementation.The measured results show that the peak output power of the Tripler series is better than 5.5mW,3.8mW,1.5mW and 0.15mW respectively in the main mode frequency range of four standard rectangular waveguides,namely170-260GHz,260-400GHz,330-500GHz and 500-750GHz.
