P~+膜制备工艺研究
Research on Fabrication for P~+ Silicon Films

【摘要】 通过对浓硼扩散工艺的介绍,讨论了沉积过程中的几个重要参数,并针对扩散过程中出现的硼硅玻璃等问题,提出了可行的解决方法。
【Abstract】 The method of heavy diffusion and some important parameters about deposition were discussed. And a feasible method of removing boron silicon phase which appears during diffusion was given.
