高热流密度相变均热板传热特性的理论研究

【摘要】 本文对电子器件散热技术和热管型电子器件散热器的研究现状进行了综述,重点介绍了均热板热管的相关理论及其应用现状。在建立高热流密度相变均热板传热模型的基础上,通过对能量方程的离散和边界条件的设定,应用Fluent计算软件,采用数值计算的方法对均热板底板的传热特性进行了分析。数值计算结果表明,均热板底板各截面的温度分布规律符合理论分析的结论。 为了考察各种因素对相变均热板传热特性的影响,本文求解了三种结构尺寸(长×宽×高:65×65×1.5mm,80×80×1.5mm,100×100×1.5mm)的均热板在热源位置、加热功率和饱和温度分别变化时底板上的温度场。根据数值计算的结果分析各种工况对底板温度场的影响,得出最高温度Tmax和底板最大温差△T随输入热量和饱和温度变化的关系曲线,热源位置对温度场分布的影响等结论,并提出了元器件在底板上的优化布置方案,为均热板的实际应用和进一步的研究提供理论参考。 本文还对发热元件与均热板各个传热环节的热阻进行了计算,对各热阻的大小进行了分析比较,并针对热阻较大的环节提出了强化传热的措施,以达到更好的换热效果。

【Abstract】 In this paper, the ways used in the electron device for cooling and the present research situations of heat pipe are summarized. Related theories and present application status of two-phase cold plate are emphatically introduced. Based on the heat transfer models of cold plate with high heat flux, the energy equation is dispersed and boundary conditions is set, then heat transfer character of bottom of cold plate has been analyzed by Fluent of CFD Software. The numerical solution shows that temperature distribution rule on every cross-section of cold plate agree with conclusions of theory analysis.In order to investigate the effects of all kinds factors on heat transfer character of cold plate, the temperature distribution of bottom plates that have three different structures and sizes are computed when variables that are heat power, saturation temperature and heater positions vary respectively. Relation between temperature distribution and operating modes can be analyzed from the temperature distribution, the following conclusions are obtained: figures of maximum temperature and maximum temperature difference on the bottom plate with the change of heat power or saturation temperature, influence of heater positions upon distribution of temperature distribution and a more optimum selection about the position of heaters. These conclusions offer some references in further theory research and practical application of cold plate.Thermal resistance of every heat transfer segments between heaters and cold plate has been computed, and every thermal resistance is analyzed and compared in numeric value, then measures of consolidation heat transfer in segment of big thermal resistance are presented for a better heat transfer effects.
