【摘要】 设计了一个X波段的高效率高线性度的宽带功率放大器。应用并联共源共栅结构减小三阶交调和三次谐波分量。应用体偏置技术,提高了功放的功率附加效率,降低了功耗。结合反馈技术,输入端采用双谐振网络,拓展了带宽。仿真结果表明,该功率放大器具有33%的相对带宽,14.5dBm的饱和输出功率,PAEmax达到45%,输入三阶交调点为6 dBm,同时功耗仅为28.5 mW。

【Abstract】 In this paper, an X band high efficiency and high linearity power amplifier is designed. A parallel cascode structure is used to reduce the third order intermodualtion and third harmonic components. The PAE of power amplifier are improved and power consumption is reduced by using bulk bias technology. Combined with feedback technology, the PA adopts double resonance network, which expands the bandwidth. The simulation results show that the power amplifier has a saturation output power of 14.5 dBm, relative bandwidth of 33%, PAE reaches 45%, the input thirdorder intermodualtion point is 6 dBm, while the power consumption is only 28.5 mW.
