【摘要】 以氢气还原氯化钨沉积纯钨薄膜为例 ,简述了化学气相沉积法反应的主要原理 ,叙述了在反应过程中各参数对沉积速率的影响 ,及各参数对晶体结构的影响

【Abstract】 The principle of chemical vapor deposition was introduced by examplification of tungsten film deposition through hydrogen reduction of tungsten chloride. The influences of processing parameters during chemical vapor deposition on deposition rate and crystal structure were studied.
