三量子阱超晶格单元结构电流特性的数值研究
Numerical Study of Voltage-Current Characteristics in a Three-Quantum-Well Superlattice Unit
【摘要】 通过数值求解非平衡态维格纳函数,研究了三量子阱(three-quantum-well)超晶格单元结构共振隧穿电压-电流特性.计算结果表明:增大阱宽,减小垒宽或势垒高度可使峰值电流对应电压逐渐增加,电流峰值逐渐增大;增加掺杂浓度或降低温度可使电流峰值增大,而对应电压值保持不变.
【Abstract】 Voltage-current characteristics in a three-quantum-well superlattice unit are studied by numerically solving the nonequilibrium Wigner function equation.The calculation results show that the peak value of current and it’s corresponding voltage will increase with increasing well-width,decreasing barrier-width or barrier-height;the peak value of current will increase with increasing doping concentration or decreasing temperature while it’s corresponding voltage hold the line.
