【摘要】提出了一种改进了的HBT小信号参数提取的方法.在这种方法中以HBT的T型等效电路为基础,以测量HBT的S参数为依据,通过拟合数条曲线,所有等效电路的元素都可以通过解析的方法提取出来,不需要再进行数字优化。另外,还提供了一种提取HBT在低频下的总时延因子的新方法,这种方法不仅简洁,而且能够提高参数的精确度。最后经过验证,证明本方法是一种相当可取的提取HBT小信号等效电路参数的方法。更多还原

【Abstract】 The paper provides an improved way of HBT small-signal parameter extraction.By this meansall elements of the equivalent circuit can be extracted through resolution.The result of this means has clear physical meaning and doesn′t need to be digitally optimized.The means can improve the precision of parameter.更多还原
