【Abstract】 Some key points in the research of InGaP/GaAs HBT device technology for microwave power application are discussed in this paper.The thickness of emitter junction spacer is optimiazed,HBT with emitter size of (3μm×40μm)×3 is designed and fabricated,its common emitter I-V characteristic has been obtained.更多还原
