基于IGBT并联技术的大功率智能模块研制
Development of High Power Intelligent Module Based on Paralleled IGBTs
【摘要】 为了满足电动汽车用大功率变换器大电流输出、高功率密度和高性价比的要求,本文对IGBT并联技术进行了仿真和实验研究。在提出实用的半桥IGBT并联测试电路和评价指标的基础上,将三个IGBT半桥并联,设计了一个输出电流可以达到1200A,容量为1.4MW的智能功率模块。试验证明,测试电路和评价指标具有很强的实用性,设计的开关模块也具有很高的性价比。
【Abstract】 To meet the high power converters’ demand for high output current, high power density and high cost-effective performance in the electrical vehicle (EV), the key technologies of paralleled IGBTs are studied. The practical half-bridge test circuit based on paralleled IGBTs and a new evaluation plan are given out. A 1200A/1200V intelligent power switch module is designed based on them. The detailed experimental results are presented, which show it is practical and the new evaluation method is valid. The new DC/DC converter is more efficient and profitable than the old based on a half-bridge IGBT.
