【摘要】本文给出了X射线衍射动力学理论中偏离因子的普遍表达式 ,并且从理论上证明了此表达式比原有理论更加精确。一个InGaN/GaN多量子阱样品的X射线摇摆曲线被测量并且用此新的表达式进行了拟合 ,从拟合结果可以看出测量曲线与拟合曲线之间的拟合程度更加接近 ,因而得到了更加精确可信的材料结构参数。更多还原

【Abstract】 A modified expression of deviation para meter in dynamical theory of X ray diffraction is given to more general case.It is also shown theoretically that modified model is very precise.Rocking curves of an InGaN/GaN MQW were measured and fitted using the modified model,the fitte d curve shows a very good agreement with the measu red result.More reliable structural parameters were also obtained.更多还原
