【Abstract】 Parameters of BSIM3V3 model are extracted by using UTMOST model parameter extractor of Silvoca.The rule for variation of BSIM3V3 model parameters with device sizes i s derived.This technique is applied to 1.0 μm process in the fab line of the Institute of Microelectronics,Tsinghua University.BSIM3V 3 model parameters of multi-sized devices for the 1.0 μm process are described.The accuracy of the method is also analyzed.更多还原
