晶体管GP模型参数提取中的一种全局寻优算法
A New Global Optimization Method of Parameter Estimation in Bipolar Transistor GP Model
【摘要】 提出了一种新的可应用于晶体管参数提取的全局寻优算法 ,简化了参数提取过程 .在该算法中 ,首次采用了一种新的方差调整方案 ,从而提高了收敛速度和精度 ,对MJE1 30 0 5晶体管进行参数提取与PSPICE模拟 ,模拟结果与器件测试结果符合较好 .
【Abstract】 Based on the evolutionary programming, a new global optimum algorithm is presented which is successfully used to estimate the parameters of the bipolar transistor model. The algorithm can simplify the parameter estimation processing. In the algorithm, a new deviation adjustment method is put forward for the improvement on the convergence rate and accuracy. Taking MJE13005 type device as an example, with the estimated parameter, the characteristics of the device is simulated by PSPICE. The result shows that the device simulation can be compared to the test data.
