一种260-380GHz宽带单片集成三倍器

【摘要】 本文基于单片集成技术在25μm厚的Ga As基片上实现了一个工作频率为260-380GHz的宽带三倍频器。三倍频电路中采用串联四管芯肖特基二极管形成了反向并联型平衡三倍频结构,实现了对输入信号偶次谐波的抑制。同时为了降低加工和电路封装难度,减小电路封装引入的误差,本文去除去了直流偏置,并通过输入功率控制二极管的工作状态。实测结果显示,三倍频器在260-375GHz范围内的饱和输出功率由于3mW,经典效率1.5%。

【Abstract】 In this paper, a broadband frequency tripler was realized on the GaAs substrate with a thickness of 25μm using monolithic integration technology. In the triple frequency circuit, the Schottky diode with four core in series was used to form a reverse parallel balanced tripler structure, which can suppress the even harmonics of the input signal. In order to reduce the difficulty of processing and circuit packaging and reduce the error introduced by circuit packaging,this paper removes the DC bias. In this way, the working state of the diode will be controlled by the input power. Experimental results show that that the saturated output power of the tripler is better than 3mW in the range of 260-375GHz, and the classical efficiency is 1.5%.
