电子封装基板的研究进展

【摘要】 电子封装技术的飞速发展,电子元件的高功率及日趋小型化,对封装材料的性能提出了更为严格的要求。本文从封装材料的分类的角度,综述了各种封装材料的发展现状,阐述了各种材料性能优缺点,并简单介绍了在这些分类领域中比较前沿的新材料。
【Abstract】 The rapid development of electronic and packaging technology,the high power and minatuization of Electronic Components have led to active search for newer materials.This paper presents a review of the development of the latest packaging materials according to different classifies of the materials.And it also summarize the advantage and disadvantage of the material.Then we introduce the hotest material in different field nowadays.
