含羧基超支化聚(胺-酯)丙烯酸酯光致抗蚀剂的合成
Synthesis of hyperbranched urethane acrylate containing carboxyl groups for photoresist

【摘要】 以季戊四醇为核,以N,N-二羟乙基-3-氨基丙烯酸甲酯为单体,通过"逐步法"合成了第二代超支化聚(胺-酯)。用IPDI-HEA和MAH对超支化聚(胺-酯)进行改性,得到了含羧基的超支化聚(胺-酯)丙烯酸酯低聚物。对低聚物的结构用红外和核磁进行了表征,并对其溶解性能进行了测试。
【Abstract】 H yperbranched poly(amine-ester) was synthesized by step by step polymerization process with N,Ndiethylol -3-amine methylpropionate as branched monomer and pentaerythrite as core molecule.The hyperbranched polyurethane acrylate oligomer containing carboxyl groups(HBPUA-COOH) was abtained through further reacting with IPDI-HEA and MAH.The chemical structure of the oligomers was analyzed by IR and ~1H NMR and the solubility of them were also studied.
