【摘要】 随着锁相环技术的迅速发展，锁相环在微波及毫米波等领域的需求增大。传统鉴相器存在输入范围小和输入频率低等缺点，已不能满足超高频锁相环的需求，同时，环路滤波器也是决定锁相环系统性能的重要模块，所以设计高性能的模拟鉴相器和环路滤波器是十分必要的。由于GaAs HBT具有器件速度快、相位噪声低和工作频率高等特点，因此成为超高频锁相环电路较为理想的选择。本文基于WIN1μm GaAs HBT工艺，在Gilbert单元的基础上提出了一种输入频率范围宽、工作频率高，并且输出摆幅较大的模拟鉴相器。同时，通过对环路滤波器的总结研究，设计一个二阶无源滤波器。最后通过Simulink对锁相环系统的稳定性进行验证。仿真结果表明，改进后的鉴相器可较好的工作在500MHz-20GHz，在整个频率范围内，鉴相范围从-180o到180o，其输出电压摆幅高于1V，尤其在10GHz时达到最大值2.5V。与传统的模拟鉴相器相比，鉴相器的增益、输出摆幅和输入频率范围均得到较大的提高。同时，环路滤波器相频曲线也验证了锁相环系统的稳定性。最后，在电路基础上完成其版图设计。更多还原

【Abstract】 With the rapid development of phase-locked loop (PLL), the demand of PLL in thefield of microwave and millimeter-wave increases. The traditional phase detector (PD)can not meet the ultra high frequency (UHF) PLL owing to its narrow input range andlow input frequency. In addition, loop pass filter (LPF) is also the important part of PLLwhich determines the performance of PLL, so it is necessary to design the highperformance PD and LPF. GaAs HBT has the characteristics of high speed, low phasenoise, and high operating frequency, so it is the ideal choice of UHF PLL circuit.Based on WIN Foundry1μm GaAs HBT technology, an improved Phase Detectoris proposed by the Gilbert Cell topology as the core unit which has wide input range,high operating frequency and large output swing. In addition, through the summary ofthe LPF, we design a second order passive filter, and verify the stability of the PLLsystem by Simulink.The simulation results show that the improved PD can be operated from500MHzto20GHz. During the frequency range, its output swing is all above1V, and achievesmaximum2.5V at10GHz, the phase changes from-180o to180o. Compared with thetraditional analog phase detector, the gain of the phase detector, the output swing andinput frequency range are improved greatly. What’s more, phase-frequency curve of theLPF verify the stability of the PLL system. At last its layout is completed on the basis ofthis circuit.更多还原
