CdS薄膜及其太阳能电池的制备和性质研究

【摘要】 新能源的开发和利用是现代社会人们普遍关注的问题,太阳能作为一种清洁的新能源而倍受青睐。开发低成本的太阳电池是当前太阳能利用领域努力的方向。在众多太阳能电池中,CdS/CdTe薄膜太阳能电池是所有太阳能电池中最有可能广泛应用的电池之一。这种电池通常的主要结构是ITO玻璃基片/CdS/CdTe/电极,因此薄膜的质量和掺杂浓度以及电极的好坏,对电池的转换效率和寿命起着至关重要的作用。本文用氯化镉、氯化铵、硫脲和氨水的溶液体系采用CBD方法合成CdS薄膜。在制备CdS薄膜的过程中,为了减少CBD法中形成的胶体颗粒,对CBD法工艺上进行了改进,采用化学反应中的滴定法制备了CdS薄膜。利用X射线衍射、扫描电子显微镜和吸收光谱对CdS薄膜、退火处理的CdS薄膜和涂敷CdCl2退火处理的CdS薄膜的晶体结构和光学特性进行了研究,结果表明涂敷CdCl2退火处理的CdS薄膜晶体结构和光学性质有显著的改善。另外在制备CdS/CdTe薄膜太阳电池过程中,还研究了Cu/Mo背电极对电池光电特性的影响。研究发现10nm厚的Cu电极和90nm厚的Mo电极在1800C氮气气氛下退火处理50分钟电池转换效率比较高。
【Abstract】 The exploration and using of new energy have got many attentions in modern times. As a kind of clean energy, the solar energy has got many good graces. It’s the struggling direction to open out a cheapness solar cell in the filed of solar energy generate electricity. In all solar cells, the CdS/CdTe thin film solar cell is the most impossible one can be applied all abroad. It is mostly structure is ITO/CdS/CdTe/back contacts, so the important areas of research is the quality of film, the consistence of adulteration and the stand or fall of back contacts.The CdS thin films is grown with the method of CBD in an aqueous solution containing cadmium chloride, ammonium chloride, thiourea and ammonia. In order to decrease the colloidal particles, we used the method of titration in the responses of chemistry to prepare CdS thin films. XRD,SEM and absorption spectrum were used to research the crystal structure and optical properties of as deposited CdS thin films annealed CdS thin films and CdCl2 treatment and annealed CdS thin films. It is shown that CdCl2 treatment before annealing can greatly improve the structure and optical properties of the CdS thin films. This paper reviews work on the structure and performance of photovoltaic on the back contact formation process of CdS/CdTe thin film solar cells. It is found that Cu electrode with 10nm and Mo electrode with 90nm, deal with annealing temperature at 1800C and annealing time at 50min,under nitrogen can prepared better conversion efficiency solar cell.
