Bi2S3微球室温NO2传感性能研究
Research on NO2 sensing performance at room temperature based on Bi2S3 microspheres
【摘要】 环境中低体积分数的NO2气体将对人体产生较大危害,因此实现NO2高灵敏检测具有重要意义。金属氧化物半导体气体传感器是主要的NO2气体检测方法,但高的功耗难以满足物联网和可穿戴技术发展需求。Bi2S3材料具有窄的带隙结构和高的载流子迁移率,是理想的室温NO2敏感材料。本文采用一步水热法合成Bi2S3微球,制得的Bi2S3传感器可实现(0.1~1)×10-6体积分数的NO2气体室温检测,对1×10-6体积分数的NO2,检测灵敏度为1.66,响应/恢复时间为71/244 s,具有良好的选择性、重复性和稳定性,在低体积分数NO2室温检测具有应用前景。
【Abstract】 NO2 is harmful gas to human health even at a low volume fraction.Therefore, realization of highly sensitive detection of NO2 gas is of great practical significance.Metal oxide semiconductor gas sensors are the main NO2 gas detection method, but their high power consumption makes it difficult to meet the development needs of the internet of things and wearable technology.Bi2S3 material shows a narrow bandgap and a high carrier mobility, making it as ideal room temperature NO2 senstive material.Bi2S3 microspheres are prepared by one-step hydrothermal method, and the sensor based on the Bi2S3 microspheres can realize NO2 gas detection of volume fraction range of 0.1×10-6~1×10-6 at room temperature.When the volume fraction of NO2 is 1×10-6,detection sensitivity is 1.66,and the response/recovery time is 71/244 s, respectively.It has good selectivity, repeatability, and stability, and has application prospect in low volume fraction NO2 detection at room temperature.
