衬底参数对N型HIBC电池性能的影响研究

【摘要】 利用Silvaco软件对N型叉指背接触异质结(HIBC)太阳电池的特性参数进行了模拟和仿真,主要分析了少子寿命、衬底厚度和掺杂浓度对HIBC太阳电池短路电流密度(Jsc)、开路电压(Voc)、填充因子(FF)和转换效率(Eff)的影响趋势。结果表明:少子寿命越高,HIBC太阳电池Eff越高。当少子寿命≥1.5 ms时,HIBC太阳电池的Eff可达到24%以上;当少子寿命一定,衬底掺杂浓度为3×1016cm-3时,Eff达到最大;当掺杂浓度一定且少子寿命大于1 ms时,Eff对衬底厚度的依赖性较弱,在衬底厚度为120~160μm时,Eff达到最大。

【Abstract】 In this work,the effects of substrate parameters as thickness,minority carrier lifetime and doping concentration on the HIBC solar cell output properties were simulated by Silvaco-TCAD semiconductor device simulation software.The influences of thickness,doping concentration and minority carrier lifetime of the substrate on HIBC cell’s short-circuit current,open-circuit voltage,fill factor and conversion efficiency were analyzed comprehensively.The results show that the minority carrier lifetime of the crystalline silicon substrate is the most significant factor that influences HIBC solar cells’ performance.The longer the minority carrier lifetime,the higher the cell’s conversion efficiency.The maximum conversion efficiency of HIBC cell can reach more than 24% when the lifetime of minority carrier reaches 1.5 ms and above;when the lifetime is a constant value,substrate doping concentration is 3×1016 cm-3,conversion efficiency reaches the maximum;when the doping concentration is a constant value and minority carrier life is more than 1 ms,the conversion efficiency reaches the maximum at the substrate thickness of 120-160 μm.
