基于PSpice的单电子器件模型创建及其应用
Creation and Application of Single Electron Transistor Model Based on PSpice
【摘要】 单电子晶体管(SET)有望被广泛应用于新一代集成电路技术中。PSpice是一款适用于PC机的电子电路仿真软件,但PSpice标准库不提供SET器件模型及相应元件的图形符号。为了采用图形化输入方式绘制SET电路并进行仿真,首先利用模型编辑器将Lientschnig的SETSpice宏模型生成SET库文件,然后在Capture中创建SET图形符号。在此基础上,采用图形化输入方式绘制了测试SET特性的电路图以及互补型SET反相器。仿真结果表明,所建SET图形符号具有正确的器件特性,SET反相器也具有正确的逻辑功能,适用于在PC机上应用PSpice软件进行SET电路的图形化输入工作,具有直观方便的特点。
【Abstract】 Single electron transistor( SET) is the favorite to be widely applied in new generation of integrated circuit( IC) technology. PSpice is an electronic circuit simulation software suitable for personal computers,but the PSpice model library does not include SET model and part symbol. In order to draw SET schematics with graphic input mode and simulate the circuit,an existed Lientschnig’s SET-Spice model was generated the SET library files by model editor. Then the SET library symbol was constructed in capture program. On that basis,schematics of SET and the complementary SET inverter were drawn using a graphical input. Simulation results show that the graphic SET has correct characteristics,the SET inverter also has correct logical function. The proposed SET symbol is suitable for graphic input SET schematics in PSpice on PC. It’s convenient and intuitive.
