溶胶凝胶法制备Co掺杂ZnO粉体及其磁性

【摘要】 Co掺杂ZnO(Zn1-xCoxO)是理论预测的具有室温铁磁性的少数稀磁半导体之一,在自旋电子器件领域有着重要应用前景。以醋酸锌和醋酸钴为原料,采用溶胶-凝胶法制备Zn0.95Co0.05O粉体,研究了煅烧温度对其物相组成、晶体结构和磁学性能的影响。结果表明:随着煅烧温度的升高,更多的Co2+进入ZnO晶格中,取代纤锌矿结构中的Zn2+进入四面体配位环境;煅烧温度为800℃时得到具有单一纤锌矿结构的Zn0.95Co0.05O粉体;所有的粉体均表现为顺磁性,随着煅烧温度的升高,顺磁性增强。

【Abstract】 Co-doped ZnO(Zn1-xCoxO) has important applications in the fields of spintronic devices, which is expected to be one of the diluted magnetic semiconductors with room-temperature ferromagnetism. Zn0.95Co0.05O powders were synthesized by a sol-gel method using zinc acetate and cobalt acetate as the raw materials. The effect of calcination temperature on the phase composition, crystal structure and magnetic property of the powders was investigated. With the increasing of calcination temperature, more Co2+ was doped into ZnO lattice and substituted Zn2+ in tetrahedral sites of the wurtzite structure. Single-phase Zn0.95Co0.05O powders were then obtained at 800℃, which showed paramagnetism. The paramagnetism of the Zn1-xCoxO powders was enhanced with increasing the calcination temperature.
