【摘要】 提出了一种用于宽带放大器的新型输入匹配技术,给出了一种带行波传输匹配(TWM)网络的宽带共集电极输入匹配电路,对其TWM网络进行了详细分析。基于AWR软件的仿真结果表明:该TWM网络在宽频带内具有良好的输入阻抗匹配特性。采用截止频率为29.5 GHz的2μm InGaP/GaAs HBT工艺,设计了一款具有TWM输入匹配网络的宽带放大器,并成功流片。测试结果显示,该宽带放大器在40 MHz~22 GHz频率范围内可获得良好的输入匹配,输入反射系数S11稳定在-10 dB以下,功率增益在7.5 dB左右,其带宽范围几乎接近于晶体管的特征频率,直流功耗仅为20 mW左右。

【Abstract】 A new input-match approach was proposed for broadband amplifier,and theory of a broadband input buffer with traveling wave matching(TWM) network was described.Simulation based on AWR showed that the TWM network could achieve good input impedance matching within a wide frequency band.A broadband amplifier with TWM input-match network was designed and fabricated based on 2 μm InGaP/GaAs HBT technology with cut-off frequency of 29.5 GHz.Measurement results showed that the proposed amplifier achieved an excellent input matching over frequency range from 40 MHz to 22 GHz,and it had an S11 continuously below-10 dB,a power gain of about 7.5 dB,and an operating frequency close to transistor’s cut-off frequency.The circuit had a DC power consumption of only 20 mW.
