【摘要】 设计制造了5英寸7.5kV光控晶闸管。采用中心对称P型变掺杂技术设计制造光敏区时,在从中心到阴极边界的区域内集成化引入了过电压及电压高上升率保护性触发功能,以及径向开通电流密度控制功能。该晶闸管在正向断态电压或其上升率超过安全限时,能自动进入安全的门极触发开通过程,使器件免受过电压击穿或局部dV/dt开通损毁。满足±800kV特高压直流输电(Ultra High Voltage DC,简称UHVDC)系统电路简化、可靠性高、稳定性高的应用要求。更多还原

【Abstract】 By a center-symmetric P-doping variation technology,light sensitivity and over-voltage,over-voltage rising rate protection functions are integrated in thyristors of 5-inch/7.5 kV.Whenever a forward voltage or a rising rate of forward voltage is too high,the thyristor can be turned on in a safe way rather than damaged by a local behaviour.The simplification and reliability of a ±800 kV ultra high voltage DC(UHVDC) system can be improved with these thyristors.更多还原
