声表面波单电子输运器件频率响应特性的分析
Analysis of frequency response of surface-acoustic-wave driving single-electron-transport device
【摘要】 在GaAs/Al0.3Ga0.7As异质结上制作千兆赫兹的声表面波(SAW)单电子输运(SAWSET)器件,实验上利用网络分析仪测得了SAWSET器件的频率响应特性.借助耦合模理论和P矩阵级联算法,对SAW在SAWSET器件中的传播特性,尤其是对其频率响应进行了分析.结果表明理论计算值与实验符合较好.
【Abstract】 The surface-acoustic-wave(SAW) driving single-electron-transport(SAWSET) device with the frequency of gigahertz was fabricated on GaAs/Al0.3Ga0.7As heterostructure.Frequency response characteristic of SAWSET devices was obtained by using the network analyzer.Employing coupling of modes theory, with the help of P-matrix,we analyze the propagation performance of SAW in SAWSET devices.Especially,we calculate the frequency response of SAWSET devices.Excellent agreement between theory and measurement is found.
