可见光垂直腔面发射激光器的性能模拟

【摘要】 采用有限差分光束传播方法(FD-BPM)对氧化型可见光垂直腔面发射激光器进行了模拟计算.在计算中,考虑了电流密度分布、自热效应、量子阱内载流子的横向扩散和光场的分布等主要物理过程,并对各种物理过程进行了自洽式计算;得到了氧化型可见光垂直腔面发射激光器的电流密度分布、温度分布、量子阱内载流子密度的分布,同时计算了阈值电流、光场的横向分布及电流-光功率输出特性.计算结果表明,使用该模型计算出在氧化孔半径为6μm时阈值电流为0.67mA,光输出功率最高可达4.5mW.

【Abstract】 The finite difference beam propagation method(FD-BPM) is used for the simulation of oxide-confined visible vertical-cavity surface-emitting lasers(VCSELs). In our calculation model, all the major physical processes including the current density distribution, the self-heating effect of devices, the carrier lateral diffusion in quantum wells and optical field modes are considered and calculated consistently. Based upon this model, the current density and temperature distributions, as wall as the carrier density distribution in quantum wells are obtained. The threshold properties, the transverse modes and the optical output characteristics are also calculated and analyzed. The results show that the threshold current would be 0.67 mA when the radius of oxide-hole is 6 μm, and the optical output power might be as high as 4.5 mW.
