1.55μm-MQW-SLD连续工作状态下的性能
Performance of a 1.55@m-Multi-Quantum Well Super-Luminescent Diode During Continuous Operation
【摘要】 全面地测试并分析了峰值波长约为1.55μm的InGaAsP/InP多量子阱型超辐射激光二极管(MQW-SLD)模块的输出光功率、光谱和消光比随注入电流及温度变化的关系。结果表明:在连续工作状态下,此SLD模块显示了软阈值特性,其性能随着注入电流和温度的变化而变化。
【Abstract】 The parameters such as the output optical power, spectra and extinction ratio of a Multi-Quantum Well Super-Luminescent Diode (MQW-SLD) module with about 1.55μm In-GaAsP/InP material were measured and analyzed entirely when it was operating with different current and at different temperatures, and the relation between these parameters and the operation current and temperature was investigated. The measurement results showed that the MQW-SLD had a soft threshold, and its output optical power, peak wavelength, 3dB bandwidth and extinction ratio varied with operation current and temperature.
