纳米GaN固体的制备与表征
Synthesis and Characterization of GaN Nanocrystallite Solids
【摘要】 本研究工作以氯化氨作矿化剂 ,在 35 0~ 4 5 0℃、15~ 5 0MPa的条件下 ,用氨基钠作为氮的前体 ,和金属镓反应合成了氮化镓晶体。用X射线衍射、透射电子显微镜、激光拉曼光谱、红外光谱等方法对产物进行表征 ,结果显示得到的晶体为六方纤锌矿结构 ,平均粒径为 16nm ,晶格参数a =0 .32 15nm ,c=0 .5 2 2 3nm。晶体的完整性好、产率高 ,并探讨了可能的反应机理。
【Abstract】 GaN nanocrystallite was synthesized by a new reaction of metal Ga and NaNH 2 with appropriate amount of NH 4Cl as mineralizator at 350-450℃,15-50MPa.Synthesized GaN powder was studied by X-ray powder diffraction,transmission electron microscopy,infrared spectra and Raman spectra,etc.The crystal reveals the wurtzite structure,and the average size is 16nm.The lattice parameters are a=0.3215nm, c=0.5223nm.By this method,both the productive efficiency and crystallinity of nanocrystalline GaN are high.A possible synthesis mechanism for nanocrystalline GaN has been proposed.
