Ⅱb型金刚石单晶的制备和半导体特性研究进展

【摘要】 Ⅱb型金刚石由于具有极佳的半导体性能,适合于制造高性能电力电子器件,可以在更高的温度和恶劣的环境下正常工作,是一种有发展前途的高温、大功率半导体材料。本文从结构、合成方法、半导体特性和应用等方面阐述了Ⅱb型半导体金刚石的研究现状,在此基础上提出了今后的研究方向。

【Abstract】 The type-Ⅱb diamond has excellent semiconducting properties. It can be used in the electric or electronic devices and works well in the higher temperature and worse environment. It has been accepted that the diamond was a promising semiconducting material of high temperature and power. So the recent development of some aspects of the diamond, such as structure, synthesis, semiconducting characteristics and application were summarized in this paper, and at the same time the developing and research directions of the type-Ⅱb diamond in the future are put forward.
