五元系组分空间的几何表示以及晶格常数与能带和互溶隙的计算
Illustration of Component Space of Quinary and Computation of Its Lattice Constant, Bandgap and Miscibility Gap
【摘要】 本文将五元系分为两大类;并提出用三维空间中的立体图形展示五元系化合物的组分分布;提出了五元系化合物的晶格常数和禁带宽度以及互溶隙范围的计算公式,并在此基础上计算了与GaAs衬底晶格匹配的AlGaInPAs的等禁带宽度曲线和互溶隙的范围.
【Abstract】 Abstract In this paper, it is supposed for the first time that there are two types of quinary semiconductors, and using cubic figure to illustrate their component space. The equations to calculate the lattice constant, bandgap energy and misbility gap of quibnary are derived. As an example, the equal bandgap energy line and misbility gap at different temperatures of AlGaInPAs/GaAs latticed matched material system is calculated and illustrated.
