O2+注入Si的折射率谱和弛豫时间
Refractive Index Spectrum of O2～+Implanted Si and Relaxation Time
【摘要】 用椭圆偏光谱仪测量了注入能量为５０ｋｅＶ、不同注入剂量的Ｏ＿２～＋注入Ｓｉ的折射率谱。计算了单晶硅电极化的弛豫时间，并对结果进行了讨论。
【Abstract】 The refractive constant spectrum of O2～+ implanted Si with implanted energy 5 0keV and different doses are measured by ellipsometry spectroscopy.The relaxation time of crystal electric polarization are calculated . And these results are discussed .
