压缩应变量子阱激光器峰值增益波长的简单计算

【摘要】 本文根据一维势阱和应变效应以及能带填充效应的简单理论,提供了一种既简单又较准确的计算压缩应变量子阱激光器峰值增益波长的方法。给出影响峰值增益能量的两个主要因素,讨论了在压缩应变的情况下,Feimi-Dirac分布函数随注入载流子浓度的变化对峰值增益波长的影响,并且,以InGaAs/InGaAsP压缩应变量子阱激光器为例,利用广泛采用的Lorentzian线形函数,计算了不同的载流子注入浓度时的峰值增益波长。

【Abstract】 By means of the effects of one dimension finite well, strain and band-filling, a simple and accurate method to calculate the wavelength of gain peak in compressively strained quantum well lasers is provided. Two key factors which determine the gain peak energy are presented.The influence of Fermi-Dirac distribution function on the wavelength of gain peak is also discussed. Taking commonly-used InGaAs/InGaAsP QW lasers for example, by the use of Lorentzian line shape function, the wavelength of gain peak is calculated under different injection carrier densities.
