【Abstract】 The high efficieny is obtained as GaAs solar cells of the P⁺-AlxGa_1-x0As/P-N-GaAs structure are made with simple LPE technology of the multi-wafter once. At AMO, 25℃, 100mw/cm² illumination condition, the efficiency of active area of general GaAs solar cell ηa =18.6%,（ηa）max=20.0% is obtained. The simplicity of technology, low production cost, high rate of finished products, easy production of industrialization are advantages of this technology.更多还原
