【摘要】 高功率1.55μm激光器长期以来一直为人们所重视和追求.本文通过合理设计,采用适宜的生长技术,首次成功地制备了大光腔结构,从而实现了脉冲输出功率高达2W以上的激光器.器件还具有阈值电流低(宽接触型结构的Jth≤2.7kA/cm2),温度稳定性高(T0≈130K)的特点,同时具有良好的光谱模式,是这一波段的理想光源.

【Abstract】 High-power 1.55μm lasera have been sought and highly considered for a long time. A large optical cavity (LOC) structure was successfully prepared for the first time in this work by reasonably designing its configuration and by using the proper growth technigue so as to realize lasers with output power higher than 2W in pulsed operation. The devices are also characterized by their low threshold current (Jth≤2.7kA/cm2 for broad area contact structure) and high temperture stability (T0≈130kK). At the same time they have good operation modes and are an ideal source of light in this spectrum region.
