采用电化学腐蚀pn结自停止法制备SiO2上硅膜
Processing Silicon Films on Silicon Dioxde Used Electrochemical Etch-Autostop of pn Junction
【摘要】 利用硅在40%KOH水溶液中的电化学腐蚀及其在pn结处的腐蚀自停止效应,使硅片进行大面积均匀减薄,获得了厚度为3～5μm 和1μm,均匀性分别为0.3μm 和0.1μm 的SOI/SDB 材料.
【Abstract】 Silicon wafer of SDB(Silicon Wafer DirectBonding)are thinned by electrochemical etch-autostop of pn junction in aqueous 40% KOHSolution.We have Successfully prepared somesamples of SOI/SDB and silicon substrate,Their thicknesses are(3～5)μm and 1μm andthe uniformities are better than 0.3μm and0.1μm respectively.
