铜铁锌对CdS性质及Cu2S/CdS太阳电池性能的影响
EFFECT OF Cu Fe Zn ON THE PROPERTIES OF CdS AND PERFORMANCES OF THE Cu2S/CdS SOLAR CELLS
【摘要】 本文报道了Cu、Fe、Zn对CdS晶体半导体参数和Cu2S/CdS太阳电池性能的影响。随着Cu、Fe、Zn浓度的增加,电阻率也增加,掺Zn使禁带宽度Eg增大,迁移率μ降低,这些参数的变化,直接使电池的Isc、效率和填充因子(F)降低。在本条件下,以上三种杂质都是受主杂质。掺氧能间接增加施主杂质,对受主杂质起补偿作用。
【Abstract】 Effect of Cu Fe Zn on the semiconductor parameter of CdS and on the performance of Cu2S/CdS solar cells were described in this paper, The dependences of the Isc,η, FF. on these impurities were given and discussed. In pace with the increase of Cu Fe Zn concentration, the resistivity increases also. Doping Zn, causes increase of the Eg and decreas of diffusivity.The change of these parameteres, results in the reduction of Isc,η and FF. On this understanding Cu Fe Zn all are acceptor,doping oxygen indirectly increase donor, however it might compensate the acceptor of Cu Fe Zn.
