半导体条形DH激光器在高速调制下光相位分布不均匀效应的精确理论

【摘要】 用精确理论模型,分析了半导体条形DH激光器在高速正弦电极电压调制下,沿平行结面方向激光调制延迟相位或延迟时间的空间分布不均匀效应(PIE)的规律性及其与内外因素的关系和物理机制。得出偏置和调制频率对PIE的影响都有一个转折点,从而提供抑制甚至消除这种严重限制相位法测距精度的本征PIE的有效途径。

【Abstract】 The Phase Inhomogeneity Effect (PIE) along the p-n junction plane in stripe-geometryDH semiconductor laser under high speed sinusoidal modulation, its relations to internal andexternal factors, and their physical mechanism are investigated by an accurate theoreticalmodel. It is shown that the effects of bias and modulation frequency on PIE have their ownturning points,thus the effective ways to suppress or eliminate this kind of intrinsic PIE thatseriously limits the ultimate accuracy of range finding by phase detection technique are proposed.
