半导体激光器微分外量子效率及内量子效率的测量

【摘要】 内量子效率和微分外量子效率是半导体激光器的主要物理参数。H. S. Sommer(1978)曾提出一新的测量方法。本文用实验证实了这种新方法。 实验设备见图1。在激光器和探测器之间有一干涉滤光片,该滤光片允许自发辐射光通过而不让受激辐射光通过。所测Ps—I曲线见图2。Ps为自发辐射光功率,I为注入电流。在阈值以上,注入电流可分为Icoh和Inc两部分,Icoh是对相干光作贡献部分,Inc为对非相干光作贡献部分。 由P—I曲线可求出ηex,由公式ηi=△Icoh/△I=△(I-Inc)/△I可求ηi。这公式是基于在直接带半导体中电子—空穴对复合全部是光跃迁的假设的。 以上所测结果用改变n1来改变R的方法进行校正,所依据的公式为1/ηex=1/(ηi){1+(al/(Inl/R))}和R={(n1-n2)/(n1+n2)}2。 以上两方法的测量结果符合得很好,证明Ps—I方法是一种快速和非破坏性测ηi和ηex的方法。

【Abstract】 The internal quantum efficiency ηi and the external differential quantum efficiency ηex are the main physical parameters of semiconductor lasers. A new measurement method suggested by H.S.Sommer (1978) has been proved by our experiments.The experimental equipment is shown in Fig. 1. There is a interference filter between the laser and the detector. -This filter allows the spontaneous radiation passing through except the coherent radiation. The Ps-I curve is shown in Fig.2, where Ps is the spontaneous radjatjon power output of laser and I is the injection current. Above the threshold current Iih, the injection current may be divided into two parts: Icoh and Jnc. Icoh is the part which contributes to the coherent radiation, Inc is to the incoherent.We obtained the ηex from P-I curve, P is the radiation power outputof laser and ηi from the equation of ηi=△Icoh/△I=△(I-Inc)/△I.This equationis based on the hypothesis that the recombination of electron-hole pairs indirect band semiconductors is perfect optical transition without any others.The above results are checked also by the method of changing the valueof R by n1 according to the equations of 1/ηex= (1+aL/1n1/R) and R =(n1-n2/n1+n2)2, It is particularly interesting that the experimental results of these two methods are coincided quite well, so the Ps-I method is cosidered as a quick and undestructive method for the measurement of ηi and ηex.
