稳定丝状发光的电极条形InP-In1-xGaxAs1-yPyDH激光器
InP-In1-xGaxAs1-yPy ELECTRODE-STRIPE DH LASER WITH STABLE FILAMENT LIGHTING
【摘要】 本文叙述了电极条形InP-In1-xGaxAs1-yPyDH激光器的特性。由于有源区的不均匀而导致灯丝状发光行为,在一定注入电流水平以下可得到稳定的横模工作。电流扩展效应可能是电极条形器件的T0低于其他条形结构器件的原因之一,15μm条宽的器件在1.3倍阈值前是单纵模工作。随着注入电流的增加,波长向长波方向移动的变化率是0.8/mA。
【Abstract】 The characteristics of InP-In1-xGaxAs1-yPy electrodestripe DH laser is described. Non-uniform active reigion can lead to filament lighting, and stable transverse mode can be obtained at certain injection current level. The effect of current spreading may be one of the reasons why T0 of electrode-stripe device is lower than that of other structural devices. The device with stripe width 15μm keeps on operating with single longitudinal mode until more than 1.3 times of threshold current is given. The wavelength moves at rate of 0.8/mA to the direction of longer wavelengths as injection current increases.
